作者李钱(2019)在《外腔锥形半导体激光技术研究》一文中研究指出:200nm-250nm波长的中(深)紫外激光在生物检测方面发挥着极其重要的作用,在探测战场或大规模恐怖袭击中可能出现的化学与生物战剂时,能很好地帮助目标的确认和分析。为取代军事上使用的体积庞大、价格昂贵的紫外探测系统,开发出结构紧凑、性能可靠、高效率低成本、便携式的紫外探测设备具有极大的应用潜力。固态紫外激光器,作为紫外激光产生的最佳方案之一,具有光束质量高、输出功率稳定和低噪声等优良特性。其中半导体激光器,由于其波长取决于增益介质的量子阱特性,克服了固体激光基频光波长只有有限几种选择的困难,可以实现200nm-250nm窄线宽连续可调谐中(深)紫外激光。但由于单频单模半导体激光器的输出功率还是受限,国外出现了各种采用锥形半导体激光器实现激光放大的结构。本文基于中国工程物理研究院院长基金课题《中紫外基金课题》,以锥形半导体激光器为主要实验器件,针对三种腔型结构:种子注入式、Littrow外腔反馈结构、环形腔结构,实现可调谐、窄线宽、高光束质量、高功率的激光输出,为四倍频产生中(深)紫外(<250nm)可调谐窄线宽(<0.01nm)激光提供基频源。主要研究内容包括:1.介绍了锥形半导体激光器和三种腔型结构激光器在国内外发展的现状和趋势,分析概述了锥形半导体激光器和三种腔型的结构特性;2.对三种结构的锥形半导体激光器的工作原理进行了分析,讨论了实验实现的关键和难点,设计分析了实验系统;3.成功实现了三种结构锥形半导体激光器的激光输出,并实验测试了三种结构的锥形半导体激光器的输出特性(光谱特性、功率特性、线特性、光束质量、波长可调谐性等)。以下是三种结构锥形半导体激光器的实验成果和比较分析。锥形半导体激光放大器主要采用激光特性较好的种子光,注入到锥形波导放大器中,实现激光功率的放大。本文实现了最大输出功率为1.3W,波长为910nm-930nm,线宽保持在640fm-800fm的单频、可调谐激光输出,研究了锥形半导体放大系统输出功率和注入电流以及种子光功率的变化关系。外腔锥形半导体激光器是在锥形半导体激光器的外部引入光栅外腔,在激光器的前、后端面镀反射率不同的膜,使外反馈元件和半导体芯片端面构成外腔。本文利用光栅外腔锁定波长、压窄线宽,实现了室温连续泵浦下一系列中心波长为927nm,可调谐范围大于20nm,线宽<980fm的单频激光输出。当注入电流为4A时,获得最大输出功率1.906W,电光效率21.7%,线宽为700fm,光束质量(M2)在快、慢轴方向分别为1.948和 3.788。环形腔锥形半导体激光器是在光栅外腔锥形半导体激光器的基础上,将腔型做成闭合状态,实现激光的环形振荡。本文研究设计了环形腔光栅锥形半导体激光器,并成功实现了全反射镜的环形腔锥形半导体激光器的出光,当形成环形腔时,激光器阈值电流约为1.2A,斜效率为0.286W/A;当注入电流增大到4A时,输出激光功率达到805mW,电光效率10.1%。总的来说,锥形半导体激光放大器虽然结构简单,易于实现,但单通结构对功率放大有限。并且,种子源的选取对获得窄线宽、波长可调谐、高光束质量的激光输出至关重要,采用具有良好激光特性的种子光是该实验的关键。而外腔锥形半导体激光器引入了光栅外腔,选用合适的闪耀光栅,不仅可以避免额外的内腔振荡,解决锥形区模式不稳定和光灾变效应损伤激光光束质量等问题,还可以进一步压窄线宽,实现波长的可调谐。并且,引入外腔,激光持续振荡能获得更大的输出功率。环形外腔锥形半导体激光器同光栅外腔直腔结构相比,避免了多模振荡和后腔面烧毁的问题,进一步保证了稳频和高光束质量的激光输出。与锥形半导体放大器相比,激光环形振荡,输出功率更大。但整个系统搭设难度大,表面反射腔的耦合注入设计复杂,且不易调节。本文的创新点:本文通过耦合仿真设计和亚微米量级六维高精度空间对准调节,实现了种子光和锥形波导放大器的高效耦合,和国内相关研究成果相比,激光放大倍数达到20.21dB。另外,本文是国内首次将光栅外腔结构应用到锥形半导体激光器上,采用衍射光栅锁定波长、压窄线宽,利用外腔的持续振荡实现了可调谐、窄线宽、高光束质量、高功率的激光输出,激光约2W,波长可调谐范围915-935nm,线宽700-980fm,快、慢轴方向的M2分别为1.948和3.788。
