作者陈雪(2019)在《265nm深紫外激光器结构设计研究》一文中研究指出:深紫外波段的激光器在高密度光数据存储、医疗杀菌、激光显示和卫星通信等领域都有着十分广泛的应用。近几年来国内外的学者及研究机构都对深紫外波段的激光器有着强烈的探索兴趣。目前深紫外激光器选用的是三元化合物AlGaN材料,通过调控A1N和GaN组成的三元化合物AlGaN中的A1组分,可以覆盖深紫外波段(220nm~280nm)。本研究的目标是激射出265nm波段的激光器件结构,并在该结构的基础上对器件进行优化,以获得更好的激光输出特性。本论文的主要工作内容如下:介绍了激光器的国内外发展现状,指明该研究方向的意义。并详细探讨了激光器件的工作机制及工作物质—AlGaN材料性质。另外也介绍了对该激光器件进行电学及光学模拟运算所用到的物理方程及其调用的各种模型。本仿真研究的环境是基于CrossLight公司旗下的Lastip软件,所以对该软件的操作流程也做了简单的说明。本论文所设计激光器为功率型激光器,其目标激射波长265nm。先设计了最基本的双异质结构,有源区采用的是Al0.58GaN/Al0.68GaN的量子阱结构。但是此结构生成的光子能量沿器件的有源区分散,为了使输出能量集中,在该结构的P型包覆层上刻蚀脊结构。在该脊型量子阱结构的基础上,首先对有源区中量子阱结构进行了择优选择。通过仿真研究,当量子阱个数为2时对于此器件结构有最大的受激复合速率。但由于电子的迁移率高,电子会越过有源区,针对这种情况,在该器件结构上加入10nm厚的Al0.88GaN电子阻挡层可以有效的抑制电子泄漏。因为刻蚀脊结构相当于减小了空穴区域且本来空穴的迁移率就很低,所以针对P型波导层也分别作了组分和厚度的优化选择,确定了器件结构。得到器件的开启电压为4.5V,阈值电流为33mA,斜率效率为1.417W/A,电光转换效率为32.9%。但是由于AlGaN材料存在着很强的自发和压电极化效应,这种特性会影响器件的输出性能,为了更加接近实际生长出的器件性能,本文也对极化效应对激光器的输出性能做了探讨,考虑极化效应后,激光器的阈值电流升高了 7mA,电光转换效率降低了2.3%,降低了器件的输出性能。采用BN作为新型激光材料,将有源区设计为B0.39GaN/B0.45GaN的新型结构,得到激光器的阈值电流为27mA,斜率效率为1.219W/A,电光转换效率为26%。虽然此结构的光学性能有所下降,但提高了其电学性能,其阈值电流降低了6mA,改善了本研究的深紫外功率型激光器的电学性能,也为日后研究BGaN新型激光器提供了基础。
Abstract
